2007-04-27 APN1004: Varactor SPICE models for RF VCO applications
Although useful for RF VCO applications to about 2.5GHz, the varactor model is not suitable for higher frequency microwave applications, such as the distributed line package model. The varactor model neglects some parasitic components required by these applications when higher harmonics generated by the varactor affect performance of the VCO. They also avoid some capacitance due to ground proximity. In this case, a more detailed equivalent circuit model based on the varactor model extraction procedure from S-parameter data is used.
